At Hot Chips 2023, Intel has unveiled a brand-new CPU design. This unique architecture is primarily targeted at specific workloads that demand both extremely high parallel computing capabilities and suffer from underutilized hardware resources, primarily in the realm of cache, as seen in projects like DARPA’s HIVE in the field of graphics analysis.
According to ServerTheHome, Intel’s design features an 8-core CPU with an astonishing 528 threads, equating to 66 threads per core.
It boasts 192KB of cache and 4MB of SRAM, manufactured using TSMC’s 7nm FinFET process, employing 15 metal layers and consisting of a staggering 2.76 billion transistors, with 1.2 billion of those dedicated to the CPU cores.
The CPU’s die size measures 316mm², with each core occupying 9.2mm², and it is housed in a BGA-3275 package.
Notably, it utilizes a RISC architecture rather than the x86 architecture and incorporates silicon-based photonics for interconnectivity.
Intel has introduced a chiplet-based design in the CPU, utilizing EMIB interconnect technology to link photonics-based chips to the primary CPU chip.
This CPU features 16 multi-threaded pipelines (MTP), with the single-threaded pipeline (STP) delivering eight times the single-threaded performance, and each thread includes 32 registers.
Additionally, it supports a customized DDR5 memory controller, with a maximum capacity of 32GB of DDR5-4400 memory, 32 optical ports, and PCIe 4.0 x8 channels.
Intel has reported a TDP of 75W for this CPU, with the majority of power being allocated to the photonic-based chips, while the cores themselves consume approximately 21% of the power, roughly 16W.
Power consumption remains between 35-55W when operating at frequencies ranging from 3.35 to 3.5 GHz.
This platform can be scaled up to 16 slots, supporting a total configuration of 120 cores and 8448 threads, with a maximum memory capacity of 512GB.
